FF4000UXTR33T2M1BPSA1 is an XHP™ 2 CoolSiC™ MOSFET half-bridge module with .XT interconnection technology for decarbonizing transportation. Applications include energy storage systems, hydrogen electrolysis, photovoltaic, and traction, high-power converters, and high-frequency switching applications.
- CoolSiC™ MOSFET 3.3KV, Integrated body diode, XHP™ 2 housing
- Energy efficiency, high power density, enhanced lifetime
- High creepage and clearance distances, AlN substrate with low thermal resistance
- AlSiC base plate for increased thermal cycling capability
- Qualified for industrial applications according to the relevant tests of IEC 60747, 60749 and 60068
- Drain-source voltage is 3300V at Tvj = 25°C
- Continuous DC drain current is 500A at Tvj = 175 °C, VGS = 15V, TC = 35°C
- Drain-source on-resistance is 3.8mohm at VGS = 15V, Tvj = 25°C, D = 500A
- AG-XHP2K33 package
- Temperature under switching conditions range from -40 to 175°C
